Atomic layer deposition was used to prepare Pd nanoparticles with narrow size distribution on TiO₂(110). We report here the decomposition pathways of palladium (II) hexafluoroacetylacetonate (Pd(hfac)₂) on the single crystal TiO₂(110) surface as elucidated by X-ray photoelectron spectroscopy (XPS) and scanning tunneling microscopy (STM).
